Abstract

Today's technology has made significant advances in nanotechnology. Nanowires can be used in integrated circuits to be some very serious research is done with. III-V group semiconductors Nanowires production with appropriate bandgap and some features are starting to stand out. Nanowires with a wide variety of production methods are developed. Chemical vapor deposition (CVD), a method is cheap and many advantages.In the study nanowires of single-crystalline wurtzite GaN have been fabricated on a Si (100) substrate coated with a Au layer, via a chemical vapor deposition process at 900oC using gallium and ammonia as source materials. The GaN NWs grow hexagonal cross-sections with widths of 20-30 nm and lengths of up to several microns. The obtained GaN nanowires were characterized by X-ray diffraction (XRD), scanning electron microscopy (SEM) techniques.

Günümüz teknolojisinde nanoteknoloji önemli gelişmeler kaydetmiştir. Bazı tümleşik devrelerde kullanılabileceği düşünülen nanoteller ile ilgili çok ciddi araştırmalar yapılmaktadır. III-V grubu yarıiletkenler nanotel üretiminde uygun bant aralığı ve bazı özellikleri sayesinde öne çıkmaya başlamaktadır. Nanoteller ile ilgili çok çeşitli üretim yöntemleri gelişmiştir. Bunlar arasında, Kimyasal buhar çöktürme yönteminin çeşitli avantajlara sahip olması sebebiyle en çok tercih edilen yöntem olduğu bilinmektedir.Bu çalışmada Si(100) alttaş üzeri Au kaplanarak Kimyasal Buhar Biriktirme (CVD) metoduyla tek-kristal wurtzite yapıda GaN nano-tel 900oC de büyütüldü. Kaynak malzeme olarak galyum metali ve amonyak gazı kullanıldı. GaN nano-tellerin 20nm ile 30nm arasında çapa ve birkaç mikrometre boya sahip olduğu görüldü. Elde edilen GaN nano-teller X ışını kırınımı (XRD), taramalı elektron mikroskobu (SEM) ile karakterize edildi.
