Abstract

Thin film technologies are one of the key processes of today?s technological advances and most important production method of Semiconductor Technologies and Surfaces Science. Today and in the past, there had been vast amount of studies focused on thin film technology and as a result it developed rapidly and became wide spread.The aim of this Doctoral study is to investigate the NiCr thin film strain gage production directly on sample itself. For reaching this goal, the production steps were chosen as magnetron sputtering, which is wide spread and very popular in semiconductor industry, the RTP method which is a favorable semi-conductor thermal treatment tool and lithography for thin film patterning. By using these methods, it was aimed to collect the experimental data which would be accurate and comparable to previous results.In experimental studies, contrary to previous studies in the literature, Ni and Cr were deposited from individual targets to form two layer thin films. The relationship between the layer thickness and film composition was investigated. Also the phase formation after thermal treatment of thin film deposited from alloy target and two layered films with similar compositions were investigated. The thin films deposited using alloy target was also lithographically patterned to produce strain gages and their characteristics were investigated.

Günümüz teknolojisinin ilerlemesinde en önemli yapı taşlarından biri olan yarı iletken teknolojilerinin ve malzemelere uygulanan yüzey işlemlerinin temeli, ince film teknolojisidir. İnce film teknolojisinin teknolojik bakımdan bu kadar önemli oluşu, geçmiş ve günümüzde üzerinde çok sayıda bilimsel eser hazırlanmasına ve dolayısı ile de hızla gelişmesini ve yaygınlaşmasını sağlamıştır.Doktora çalışmamızın ana hedefi, doğrudan parça üzerinde ince film NiCr gerinim ölçerlerin üretiminin incelenmesidir. Bu hedefe ulaşırken kullanılacak yol olarak, günümüz teknolojisinde en sık kullanılan ince film üretim yöntemi olan manyetik alanda sıçratma, yarıiletken teknolojilerinde proses gereği en çok tercih edilen ısıl işlem yöntemi olan RTP ve şekillendirme yöntemi olan litografi seçilmiştir. Bu sayede elde edilen deneysel verilerin doğru olması, güncel yöntemlerle örtüşmesi, karşılaştırılabilir olması ve sonraki çalışmalara kaynak sağlayabilecek değerde olması amaçlanmıştır.Çalışmanın deneysel bölümünde literatürde sıkça rastlananın aksine ayrı ayrı hedefler kullanılmış ve iki tabakalı ince filmler elde edilerek Ni-Cr bileşimlerinin doğrudan tabaka kalınlıkları ile arasındaki ilişkiler incelenmiştir. Ayrıca NiCr alaşım hedef kullanılarak üretilen ince filmler ile, tabakalı ince filmlerden bileşimi alaşım hedefinkine yakın olanlar, ısıl işlem sonrası oluşan fazlar bakımından karşılaştırılmıştır. Öte yandan, alaşım hedeften cam üzerinde üretilen ince filmler litografik olarak şekillendirilerek gerinim ölçerler üretilmiş ve doğrudan üretildikleri cam üzerinde elektriksel olarak karakterize edilmiş ve gerinim ölçer olarak incelenmiştir.
